Generation of picosecond visible pulses in an inhomogeneously excited (GaIn)P heterolaser

Abstract: An investigation was made of pulsed excitation of an injection laser with a noninjected region, performing the function of an intracavity saturable absorber, and with a double-sided (GaIn)P/(AlGaIn)P heterostructure. This laser generated single optical pulses in the spectral range 645 — 665 nm, of down to 20 ps duration, and with a peak power up to 1.5 W.
