Influence of fast nonisothermal behavior of carriers on self-modulation of two-component heterojunction lasers

Abstract:
Self-modulation of the radiation emitted by a two-component heterojunction laser is analyzed allowing for the difference between the electron and crystal lattice temperatures. Pulsations of the radiation intensity are shown to give rise to pulsations of the electron temperature which in their turn smooth out the self-modulation instability. Nonisothermal behavior of carriers influences the profile of the output radiation spikes and this is manifested more strongly by an increase in the pulse decay time.
