Parameters of electron-beam-pumped AlxGa1–xAs lasers in the visible part of the spectrum

Abstract: A report is given of stimulated emission from AlxGa1–xAs solid solutions excited by bombardment with electrons of 50 keV energy in the form of pulses of 100 nsec duration and 50 Hz repetition frequency. The values of the threshold current density, output power, and efficiency are reported for lasers with 0 < x ≤ 0.3 operated at 81°K.
