Injection laser with an average output power of 200 mW

Abstract: A study was made of the operation of an injection heterolaser at high pulse repetition frequencies. It was found that such operation was possible up to 5 MHz for pulses of 0.02–0.05 μsec duration. An average output power of 200 mW (in one direction) was obtained. The thermal resistance of the heterolaser (15–30 deg/W) and the overheating of the active region (up to 150°C) were determined.
