Continuous-wave InGaAsP/InP injection lasers emitting short wavelengths

D. Akhmedov, V. P. Duraev, E. V. Golikova, I. Ismailov, N. Shokhudzhaev
Abstract: Emission of cw coherent radiation at 300 K has been achieved from stripe and mesastripe InGaAsP/InP heterostructure lasers at short wavelengths (1.068-1.085μ). The threshold currents were 140-220 mA. A study was made of the radiative characteristics of InGaAsP/InP double-heterostructure lasers emitting short wavelengths.
