Transitions between bistable states of an injection laser with an external resonator with modulation of the current

Abstract: An experimental study demonstrated the feasibility of fast current switching of an injection laser with an external resonator between bistable steady states. Such switching altered briefly the density of nonequilibrium carriers. When the duration of the switching pulses was 10 ns, the switching energy was 0.1 pJ.
