Abstract: It was found experimentally that a divergence less than 1° in the vertical plane can be achieved in InGaAs/GaAs heterostructures operating in the ‘leaky- wave’ regime. A numerical calculation of the angular distribution was in qualitative and good quantitative agreement with experiments.
