Abstract:
A monolithic nanostructure containing 13 GaInP/AlGaInP quantum wells between two Bragg mirrors formed by AlGaAs/AlAs layers is grown by vapour-phase epitaxy from organometallic compounds. A laser with longitudinal pumping by a scanning electron-beam is developed on the basis of this structure. An output power of 8 W is achieved at a wavelength of 660 nm with an efficiency of 7.5% at room temperature.
