Width and profile of the emission line of a cw InGaAsP/InP laser with a buried stripe heterostructure

Abstract:
An investigation of InGaAsP/InP heterolasers with a buried stripe heterojunction revealed that the reduction in the line width on increase in the output power reached a limit because of quenching of cw lasing and excitation of intensity pulsations of 2–3 GHz frequency.
