Conditions for generation and dynamic parameters of single picosecond radiation pulses emitted by a heterojunction laser

Abstract:
Direct amplitude modulation of (GaAl)As heterojunction laser radiation by picosecond current pulses made it possible to generate single pulses of output radiation of duration down to 25 psec and power in excess of 100 mW. The relationship between the parameters of the modulating and output pulses was analyzed for typical dynamic characteristics of the laser.
