Abstract:
Steady-state and dynamic characteristics of a heterojunction laser with inhomogeneous injection were studied. It was found that a strong inhomogeneity of the injection made these lasers similar to homojunction lasers in respect of the existence of a hard excitation regime with a characteristic time of the order of hundreds of picoseconds.
